中科潞安、中国科院紫外LED有新进展

行家说UV了解到,山西中科潞安紫外光电科技有限公司、中国科学院半导体研究所在紫外LED制造上有新的进展。
中科潞安的发明属于LED器件技术领域,具体涉及一种深紫外LED器件及其制备方法,制备方法包括下列步骤:制备深紫外LED芯片;制备第二透明材料基板结构,在第二透明基板上制备金属焊接层、开槽结构;将深紫外LED芯片嵌入第二透明材料基板结构内,完成深紫外LED器件的制备;对深紫外LED器件进行封装。本发明将深紫外LED芯片嵌入第二透明材料基板结构内,深紫外LED芯片的5个发光面与内腔侧壁紧密贴附,该透明结构材料折射率在空气与第一透明基板之间。
为保证芯片发光面与内腔侧壁紧密贴附,降低工艺难度,在内腔做一层透明连接层。该发明的透明连接层可有效将芯片发光面与内腔侧壁连接,减少光在介质间传播截面全反射。

中国科学院半导体研究所提出了一种紫外LED芯片及其制备方法,包括衬底、氮化铝缓冲层、氮化铝层、氮化铝镓层和电极层。氮化铝层包括金属极性面氮化铝层和氮极性面氮化铝层。氮化铝镓层包括金属极性面氮化铝镓层和氮极性面氮化铝镓层,金属极性面氮化铝镓层与金属极性面氮化铝层通过第一接触面连接,氮极性面氮化铝镓层与氮极性面氮化铝层通过第二接触面连接,金属极性面氮化铝镓层和氮极性面氮化铝镓层通过第三接触面连接。
其中,金属极性面氮化铝镓层和氮极性面氮化铝镓层在内建电场的作用下,分别在第一接触面和第二接触面产生二维空穴气和二维电子气,二维空穴气和二维电子气在外加电流的作用下向第三接触面移动并发生复合从而产生紫外光。
